- Short for Insulated Gate Bipolar Transistor
- A hybrid: the control side is a MOSFET (insulated gate, voltage driven, draws almost no current) while the load current flows through a BJT section (low forward drop even at very high current)
- It exists to cancel the weakness of each parent — BJTs are hard to drive (they need huge base current) and high-voltage MOSFETs run hot (RDS(on) rises steeply with the voltage rating)
- It owns the 300–1,700 V, high-current, medium-frequency space (a few kHz to tens of kHz): induction stoves, air-conditioner inverters, welders, UPS units, motor drives
- Unlike a thyristor it does not latch — release the gate and it turns off, so it can be PWM controlled
IGBT = "ขาเกตของมอสเฟต ต่อเข้ากับตัวถ่างกระแสของ BJT"
IGBT = "a MOSFET gate bolted onto a BJT current path"
As easy to drive as a MOSFET, with the low drop and current handling of a BJT
The price: it turns off more slowly than a MOSFET (the current tail), so very high frequencies hurt, and it always carries a fixed ~0.8–1 V offset even at tiny currents

- G (Gate) — the control pin, always referenced to E. The oxide under it is extremely thin, so it draws no steady current but punches through above ±20 V
- C (Collector) — takes current from the positive rail. In TO-247/TO-220 packages it is bonded to the metal back tab — so that tab sits at 310 V!
- E (Emitter) — the output leg and always the reference for the gate voltage · on many boards it does not go straight to ground but through a current-sense resistor of a few milliohms so the circuit can read the current
- The usual TO-247 order, viewed from the printed face, is G – C – E left to right — but always confirm in the datasheet, some parts differ
- Many parts include a co-packaged freewheel diode (FRD) — so C-to-E always reads as a diode in one direction. That is normal, not a fault
An insulated gate plate means the MOSFET family · an arrow on the output leg means the BJT family · both on one device means IGBT, and the pins are named C/E after its BJT half rather than D/S
- A MOSFET in the on-state is a resistor → drop = I × RDS(on), loss = I² × R — double the current, quadruple the heat
- An IGBT in the on-state is a diode plus a small resistor → drop ≈ VCE0 + I × r, loss = I × V — linear, not quadratic
- At low current the MOSFET wins easily (almost no drop, while the IGBT wastes ~0.9 V for free)
- At high current the IGBT wins, because a 600 V MOSFET's RDS(on) is tens of times worse than a 100 V one
- But the IGBT turns off more slowly — its current tail makes switching loss scale with frequency, so the faster you chop, the hotter it runs
I* = VCE0 ÷ (RDS(on) − r)
ต่ำกว่า I* ใช้มอสเฟต · สูงกว่า I* ใช้ IGBT
They break even at
I* = VCE0 ÷ (RDS(on) − r)
Below I* pick the MOSFET · above it pick the IGBT
IGBT 600V ⚔️ Loss comparison sim — 600 V MOSFET vs 600 V IGBT
Walk through three points:
1) 25 A · 25 kHz · 310 V (stove conditions) → the IGBT wins by nearly 2:1, because at that current a 600 V MOSFET's RDS(on) burns power with the square of the current
2) Toggle hard ↔ soft (ZVS) at the same point → the IGBT sheds another big chunk of loss. That is the job of the resonant capacitor, which makes the IGBT switch near zero volts — and why a dried-out resonant capacitor blows the IGBT instantly (see the induction stove lesson)
3) Drop to ~8 A and push the frequency to 100 kHz → the MOSFET takes the lead again, because the IGBT's current tail is paid on every cycle — which is why high-frequency switching supplies use MOSFETs, not IGBTs
- It needs 15–18 V, not 5 V — a power IGBT's VGE(th) is around 4–6 V, so 5 V only cracks the door open: a little current flows with a huge voltage across it, and it cooks in seconds
- That is why a stove board carries a separate 18 V supply and a gate driver between the 5 V MCU and the gate
- Gate resistor (10–47 Ω) — limits the charge/discharge current, sets switching speed and damps ringing. If it burns open, the IGBT never turns on
- An 18 V zener across G-E — stops overvoltage from punching through the oxide. If that zener shorts, the drive signal is dragged to ground and again the IGBT never turns on
- Never leave the gate floating — it is a capacitor; trapped charge or noise can switch it on by itself. Always fit a 10 k resistor across G-E to bleed it
- To turn off hard, pull the gate to 0 V (or negative, −5 to −15 V on large modules) so dv/dt cannot re-trigger it
Fitting a new IGBT without checking the gate drive first → the new part blows the moment you plug in
Before every replacement: check the gate resistor is not open · check the zener is not shorted · power up with the IGBT still out and probe the gate pad — it must read 0 V, never a lingering 18 V
A stove's gate driver uses a transistor pair (e.g. S8050/S8550) to lift 5 V to 18 V, and that 18 V comes from the switching supply on the same board — lose the 18 V rail and a perfectly good IGBT still will not turn on
- Almost every IGBT job drives an inductive load — a stove's work coil, a motor, a transformer
- An inductor fights any change in current. When the IGBT switches off abruptly, the trapped current must go somewhere, or it generates a huge spike per V = L × (dI/dt) — hundreds to thousands of volts in an instant
- If that spike exceeds the IGBT's VCES, it punches through immediately (classic result: a C-E short that also takes out the mains fuse)
- The freewheel diode, reverse-connected across the load (or co-packaged inside the IGBT), gives that current a loop to decay in, clamping the voltage to about the bus level
- Induction stoves add a 0.27–0.3 µF 1200 V resonant capacitor across the IGBT, which slows the voltage rise (snubber) and creates the ZVS window — let it dry out and the IGBT blows instantly
- Keep margin: choose an IGBT whose VCES is roughly twice the bus (310 V bus → a 600 V part or better)

Unplug and fully discharge the 310 V bus capacitor first, and remove the IGBT from the board for an accurate reading — in-circuit, the surrounding parts (zener, 10 k, driver) fool the meter
First pass: a quick in-circuit scan (nothing removed yet)
- Set the meter to continuity or the diode range and hunt for a dead short first — if you find one, you are done, no desoldering needed
- Probe C (middle) to E (right) both ways — a long beep / ~0 Ω means it is definitively shorted through; pull it out
- Probe G (left) to E — in-circuit this will not read OL the way it does out of circuit
The board carries a ~10 kΩ resistor across G-E that holds the gate down, and the meter simply reads through it — do not call that a leaky gate
But 0 Ω or a long beep across G-E means the gate has punched through — remove it. And to truly clear a part, take it off the board and follow the steps below: in-circuit, the zener, driver and surrounding resistors can always fool you
Then: the 5-step out-of-circuit test
With a screwdriver or the probe tips, short all three legs (G, C, E) together to bleed the gate. The insulated gate stores charge like a capacitor, so without this the part may still be latched on and every reading afterwards is wrong
On the highest Ω range or diode range, measure G-E and G-C both ways — every reading must be OL (∞). Any reading at all, even tens of kΩ, means a leaky gate: the part is dead
Red probe on E, black on C → with a co-packaged diode you get about 0.3–0.6 V (normal). Reversed (red on C) it must read OL. Near zero both ways = a shorted C-E, the classic blown IGBT
Method 1 — meter only: keep the black probe parked on E for the whole test → touch red to C first, it must read OL (still off) → lift red and tap G once (the meter's internal battery charges the gate) → put red back on C — a good part now reads a value (say 0.1–0.2 V) instead of OL, proving it accepted the command and latched on
Method 2 — if the meter cannot trigger it: some meters never reach VGE(th). Briefly touch a 9 V battery, + to G and − to E instead, then re-measure C-E
Short G to E with a finger or screwdriver to pull the charge away (= close the valve), then re-test C-E — it must go back to blocking, reading OL. Still conducting means it is faulty. Verdict: turns on and turns off = the part is good; any step fails = replace it
Download the IGBT check form (PDF) and log each pin's reading, then mark pass or fail on one sheet (BJT and MOSFET forms are there too)
This step kills as many parts as the fault did — a perfectly good new IGBT dies within minutes if it is refitted wrongly
Spread a thin, even layer of thermal grease before bolting it to the heatsink — skip it, or reuse dried-out grease, and the IGBT cooks itself in under five minutes (wipe the old compound off completely first)
If the back is a bare metal tab (not fully moulded plastic), you must fit a mica or silicone insulator pad, plus the shoulder washer if one is supplied — that tab is the collector, sitting at 310 V
Measure from the collector to the aluminium heatsink — it must read open (OL). A short means the pad is torn, shifted, or the screw is biting through; power up and 310 V goes straight to ground with a bang. Do not plug in until this check passes
- Decoding the number — many families encode the ratings: 25N120 = 25 A, 1200 V · 50JR22 = around 50 A · H20R1203 = 20 A, 1200 V
- It is a memory aid, not a rule — some makers number parts differently, so confirm ratings and pin order in the datasheet either way
- Substitution rule: the replacement must be equal or higher in both current and voltage. Never fit a lower-current part
- If the original had a co-packaged freewheel diode, the substitute needs one too — a diode-less part in a stove circuit will fail again
- Match the family/speed to the job — stove-grade parts are designed for the dv/dt and the 20–30 kHz operating range
The market is full of remarked parts — a low-spec device with its number sanded off and a high-spec one printed on. Fit one and it blows the instant you power up
- Thin legs that bend easily, unlike the stiff leads of a genuine part
- Lighter than it should be (a smaller die inside)
- Printing rubs off — wipe with thinner or alcohol; if it smears, it was remarked
- Oddly smooth casing, missing mould marks, or fuzzy off-centre fonts
- Buy from a shop you trust — the few baht saved is nothing against blowing the whole board again
- The metal tab is the collector — it sits at 310 V. Do not touch it, keep it off the chassis, and never omit the mica insulator when bolting it to the heatsink
- Always discharge the bus capacitor first — 310 V lingers for minutes after unplugging. Use a lamp or a bleed resistor, never a screwdriver short
- Never power up with the load or the resonant capacitor missing — the coil's spike kills the IGBT instantly
- For the first power-up after a repair, put a 100 W incandescent lamp in series with the mains lead: a short lights the lamp instead of exploding parts
- Handle new IGBTs as ESD-sensitive — static kills the gate silently, with nothing visible from outside
